Canadian married to American living separately: filing taxes

Hi,
I am american and currently working in the US. My husband is Canadian and works in Canada. We were wondering what is the best way to file our taxes. He filed his as single and is in the process of amending his status to married. I haven't file mine but was thinkng about filing married, separate. Will my husband still need to apply for ITIN? He does not have a SSN but is in the process of becoming a US resident. Thanks.
